Shanghai, China, June 3, 2025- Global renowned semiconductor manufacturer ROHM (headquartered in Kyoto, Japan) announced today that it has developed a 100V withstand voltage power MOSFET * 1 "RY7P250BM", which is an ideal choice for 48V power hot swappable circuits * 2 for AI servers and industrial equipment power supplies that require battery protection.
RY7P250BM is an 8 × 8mm MOSFET, and it is expected that the demand for this size product will continue to grow in the future, making it an easy replacement for existing products. In addition, the new product simultaneously achieves a wider SOA range * 3 (conditions: VDS=48V, Pw=1ms/10ms) and lower on resistance (RDS (on)) * 4, ensuring higher product reliability during hot plugging (power on) operation, optimizing power efficiency, reducing power consumption, and minimizing heat generation.
In order to balance the stable operation and energy saving of servers, hot swappable circuits must have a wide SOA range to withstand high current loads. Especially the hot swappable circuit of AI servers requires a wider SOA range compared to traditional servers. The SOA of RY7P250BM can reach 16A at a pulse width of 10ms and 50A at 1ms, achieving industry-leading performance and capable of handling high load applications that were previously difficult to support with MOSFETs.
RY7P250BM is a MOSFET with an industry wide SOA range and achieves lower on resistance, significantly reducing power loss and heat generation when powered on. The on resistance of ordinary 8 × 8mm 100V withstand voltage MOSFETs with a wide SOA range is mostly about 2.28m Ω, while the on resistance of RY7P250BM is reduced by about 18% - only 1.86m Ω (conditions: VGS=10V, ID=50A, Tj=25 ℃). This low on resistance helps improve the efficiency of server power supply, reduce cooling load, and lower power costs.
