Vishay launches multiple 650 V and 1200 V SiC Schottky diodes packaged in industrial standard SOT-227 to enhance efficiency in high-frequency applications

MALVERN, Pennsylvania, USA, Shanghai, China - February 27, 2025- Recently, Vishay Intertechnology, Inc. (NYSE stock code: VSH) announced the launch of 16 new 650 V and 1200 V silicon carbide (SiC) Schottky diodes packaged in industrial standard SOT-227. These Vishay semiconductor devices are designed to provide high speed and efficiency for high-frequency applications, achieving an excellent balance between capacitive charge (Qc) and forward voltage drop among similar diodes.



The recently released diodes include parallel dual diode components ranging from 40 A to 240 A, as well as single-phase bridge devices ranging from 50 A to 90 A. These diodes are manufactured based on advanced thin wafer technology, with a forward voltage reduced to 1.36 V, significantly reducing conduction losses and improving energy efficiency. In addition, compared to silicon-based diodes, these devices have better reverse recovery parameters and almost no recovery tail current.


Typical applications of these devices include AC/DC power factor correction (PFC), as well as DC/DC ultra-high frequency output rectification in flyback (FBPS) and LLC converters used in photovoltaic systems, charging stations, industrial uninterruptible power supplies (UPS), and telecommunications power supplies. In these application environments, diode QC as low as 56 nC can achieve high-speed switching, and the industry standard packaging used can directly replace competing solutions.


Can these diodes reach up to+175? C works at high temperatures and has a positive temperature coefficient for easy parallel connection. These devices are UL E78996 certified and are characterized by a large creepage distance between terminals and a simplified mechanical design for quick assembly.
